چکیده

The low frequency (1/f) noise characteristics of Schottky-gated strained-Si n-channel modulation doped field effect transistors have been investigated as a function of Ge concentration for different virtual substrates. The gate voltage dependence of the 1/f noise agrees well with the McWhorter carrier number fluctuations model. The trap density (extracted using a Ge dependent potential barrier height and tunnelling constant) is low in devices on thick virtual substrates (Nt = (2–6) 10 cm 3 eV ), and does not degrade with the increase of the Ge concentration from 30% to 40%. This trap density is the same for thin Helax virtual substrates (He ions implanted thin substrate) but increases two orders of magnitude for thin low-temperature grown substrates. 2009 Elsevier Ltd. High electron mobility in SiGelSi n-MODFET structures on sapphire substrates

For the first time, SiGe/Si n-Modulation Doped Field Effect Transistors (n-MODFET) structures have been grown on sapphire substrates. Room temperature electron mobility value of 1271 cm2N-sec at an electron carrier density (ne) of 1.6~10’2 cm2 was obtained. At 250 mK, the mobility increases to 13,313 cm2N-sec (ne=1.33~10’2 cm-2) and Shubnikov-de Haas oscillations appear, showing excellent confi...

Strained-Si modulation doped field effect transistors as detectors of terahertz and sub-terahertz radiation

Strained-Si modulation doped field effect transistors have been studied as detectors of 0.2 THz and 1.6 THz electromagnetic radiation at room temperature. The difference in the gate voltage dependences for 0.2 THz and 1.6 THz radiation and spatial pattern of the transistor response to focused 1.6 THz radiation confirms that the mechanism of detection is linked to the excitations of the two-dime...

Silicon-Germanium Interdiffusion and Its Impacts on Enhanced Mobility MOSFETs

As complementary metal-oxide-semiconductor field-effect transistors (MOSFETs) scale, strained Si and SiGe technology have received more attention as a means of enhancing performance via improved carrier mobility. One of the biggest challenges for strained Si and SiGe technology is Si-Ge interdiffusion during thermal processing. Two different aspects of Si-Ge interdiffusion are explored in this ...
